Samsung unveiled 16-layer HBM with Hybrid bonding

Samsung highlighted that Hybrid bonding technology is essential for an HBM of 16-layer or more layers. A report reveals that the company revealed a paper titled “Research on D2W hybrid copper (Cu) bonding technology for HBM lamination” last month.

The Korean tech giant presented this paper at the US’s 74th Electronic Component Technology Conference. Samsung has reportedly highlighted that the hybrid bonding technology is essential for mass production of 16-layer or HBM with more layers.

Samsung may develop samples of HBM4 products, which will mainly be 16-layer products, in 2025 and begin mass production in 2026.  This is a roadmap that runs counter to SK Hynix’s plan to apply Advanced Mass Reflow-Molded Underfill (MR-MUF) up to 16 layers.

Last but not least, Samsung also revealed the HBM manufacturing method through hybrid bonding. The company developed a 16-layer HBM3 sample using SEMES hybrid bonding equipment last April and announced that it worked normally.

In its press release, Samsung confirmed the new Galaxy S24 FE features seven generations of OS upgrades and seven years of security updates and comes in a packaging box made from 100% recycled paper material.

“Galaxy S24 FE will be supported with seven generations of OS upgrades and seven years of security updates from the global launch date.” – Samsung.

The phone’s official launch date is September 26, 2024. The Korean tech giant vowed to support until September 26, 2031. This seven years of software lifecycle will bring 7 Android, around two dozen One UI versions, and over 60 security patches.

Samsung Galaxy S24 FE will be available for order starting October 3, in Blue, Graphite, Gray, Mint and Yellow colors. It starts at $649 for 128GB in the US and you can grab up to $400 trade-in credit on qualifying models.

Upcoming Galaxy S25 Plus outperforms S25 Ultra with Snapdragon 8 Elite

Samsung Galaxy S25 Plus could bring a massive performance boost with Snapdragon 8 Elite. The latest benchmark listing suggests that the Plus variant outperformed the alleged Galaxy S25 Ultra with the same configurations.

Galaxy S25 Plus US variant benchmarked with Snapdragon 8 Elite (8 Gen 4) chip. The phone achieved a single-core score of 3,054 and a multi-core score of 9,224. The S25 Ultra US model recorded a single-core score of 3,069 and a multi-core score of 9,080.

As the phone is still under development, such a massive lead in the Plus model promises further development in the Galaxy S25 Ultra performance. The Global variant is expected to feature an even more powerful chipset than the US variant.

The S25 Plus and Ultra’s US versions’ chip clocked at 4.19GHz. A recent leak revealed that the Galaxy S25 Ultra Global model uses an overclocked SoC – clocked at a faster 4.47GHz. However, this may change as we approach the January launch.

Qualcomm supplied custom Snapdragon variants to Samsung with “for Galaxy” branding. The same plan could be continued with the S25 series next year. Snapdragon 8 Elite for Galaxy may feature boosted performance than the vanilla.

Samsung launched the Galaxy S24 series in January this year. We expect the same January unveiling for the next year’s flagships. The lineup will contain three models – Galaxy S25, Galaxy S25 Plus, and Galaxy S25 Ultra.

Compared to the S25 Ultra, the S25 Plus will have a slightly smaller display. The pixel density will also be different than the Ultra model. These factors might give the S25 Plus a marginal edge in terms of CPU performance.
